I would say the death of Jean Grey/Phoenix (the first one) and Jean's dance with Xavier at her wedding to Scott Summers.
I would like to say the Death of Professor Xavier (the first one) was a powerful moment, but it happened in a pretty mediocre story (the villain was Grotesk -- don't worry if you've never heard of him), so it failed to have that impact. It did rattle the X-Men up for a while.
