Personally, I believe it was Mar-Vell.
I know Adam was -is- a constant thorn for the mad Titan but I do think a nerve was stricken with Captain Marvel.
I red Death Of Captain Marvel, and I saw Thanos admitting Mar as his one true arch nemesis and respected him to that degree he actually orchestrated a deed so he can provide Mar Vell a glorious death.
It was the beginning of Thanos's transition from the typical power mad evil doer into this complexive and multidimensional character we know today.

I would say captain marvel or warlock also. Drax would say himself but i think the other two or silver surfer before drax.

LOL! Seems Thanos doesn't rank The Silver Surfer at the same level as either Mar-Vell or Warlock...

I think it is all of them, perhaps at different times: Captain Mar-Vell, Warlock, Drax, Avengers, GotG....and others too, like Silver Surfer and some of the other heralds.

Wouldn't consider a single individual to be his arch nemesis rather a team.

The Avengers are his arch-nemesis
